應(yīng)用SiC混合模塊的牽引逆變器

摘要:研發(fā)了一種結(jié)勢(shì)壘肖特基(JBS)二極管,在3kV電壓下,具有低正向電壓和低漏電流特性。用Si-IGBTs和SiC-JBS二極管搭建了標(biāo)準(zhǔn)3kV/200A混合模塊。通過采用混合模塊和高速驅(qū)動(dòng)電路,我們?cè)噲D降低反向恢復(fù)損耗及開通功率損耗。同時(shí),我們估算變流器和逆變器的總能量損耗減小到原來的32.4%。另外,混合模塊能成功地驅(qū)動(dòng)列車的感應(yīng)電動(dòng)機(jī)。

A starndardised 3kV/200A mixed modular is constructed using Si-IGBTs and SiC-JBS diodes. By adopting mixed modular and high-speed drive circuit, we try to lower the backward recovery loss and cut-over power loss. In the meantime, it is estimated that the total power loss of convertor and inverter can be lowered to 32.4 percent of the original situation.
